The Center of Device Thermography and Reliability (CDTR), headed by Professor Martin Kuball, which leads the Bristol contribution to the AGAPAC project, has internationally leading expertise and capabilities in the thermal analysis of semiconductor devices and their packaging, essential for today's cutting edge technologies. As traditional thermography techniques such as IR thermography significantly underestimate the real device temperature, new thermography technologies are needed for device assessment, for the optimisation of device thermal management and packaging.
Bristol University has developed and pioneered novel thermography techniques to solve these challenges over the past ten years, in particular, with the development of Raman thermography and integrated Raman-IR thermography, and their subsequent application to address device and packaging optimization. The experimental expertise is supported by strong thermal and thermo-mechanical simulation expertise based on finite difference and finite element thermal and thermo-mechanical modeling.
